    Diethoxydimethylsilane was used as a reactant in the laser induced vapour phase reaction for preparing SiC powder. The powder produced under different reactant vapour flow rates was characterized by chemical analysis, TEM, IR, and XRD. Results show that the average particle size of the powder is 40nm and the particles are uniformly distributed, in spherical shape, and amorphous. The chemical composition of the powder changes with the vapour flow rate. The oxygen and free carbon content in the powder can be reduced by means of the vapour flow rate. Annealing of the powder in N 2 at 1873K for 1h results in the transformation of the amorphous SiC to β-SiC and α-SiC. During the annealing, parts of oxygen, free carbon or organic impurities escaped from the powder.
